Ce travail concerne le développement d'une technique de positionnement sélectif des nanotubes de carbone et son utilisation pour la fabrication de transistors à base de nanotubes (CNTFETs) individuels auto-assemblés. Nous mettons en évidence le rôle crucial des interfaces nanotube/substrat et nanotube/électrodes dans le fonctionnement de ce type de dispositifs et nous proposons une méthode efficace d'optimisation de leurs perfonnances. La méthode de positionnement contrôlée repose sur la fonctionnalisation de surfaces de silice par un aminosilane. Cette technique confère localement une réactivité spécifique au substrat qui permet l'adsorption sélective de nanotubes dispersés en solution. Cette approche apporte une solution pertinente pour connecter aisément les nanotubes adsorbés et fabriquer des CNTFETs de manière systématique. Du point de vue des performances, nous montrons que ces CNTFETs sont comparables à ceux réalisés à partir d'un dépôt aléatoire de nanotubes. Dans les deux cas, les performances sont limitées par la présence d'une barrière Schottky à l'interface métal/nanotube. Nous montrons également que nous pouvons tirer partie de cette méthode d'auto- organisation pour réaliser une optimisation chimique de ces CNTFETs. En effet, la couche de silane apporte une interface supplémentaire qui peut être modifiée pour améliorer soit l'injection des porteurs, soit le niveau de dopage dans le nanotube. Ainsi, la hauteur de la barrière Schottky à l'interface métal/nanotube peut être contrôlée de manière fine et continue jusqu'à l'obtention d'un contact quasi-ohmique par l'utilisation de molécules polaires. La densité de charges dans le nanotube peut, quant à elle, être ajustée par l'utilisation de composés acides ou basiques permettant la protonation ou la déprotonation de la couche de silane. L'évolution significative des propriétés de transport des CNTFETs en présence de très faibles quantités de molécules montre le fort potentiel des CNTFETs dans le domaine des capteurs.
