Ce travail est consacré à l'étude et à la réalisation d'émetteurs optiques pour des applications opto-hyperfréquences d'une part, et des applications en optique intégrée d'autre part. Tout d'abord, en ce qui concerne le premier aspect, nous étudions la possibilité d'utiliser une diode laser multiélectrodes, en séparant les fonctions d'injection et de modulation du signal optique. Partant d'épitaxies réalisées à Thomson TCS, nous avons réalisé un tel dispositif en filière GaAs et décrivons le procédé technologique que nous avons mis au point. Une amélioration de la fréquence de coupure est observée et nous proposons également une utilisation originale de ces composants en tant que mélangeur hyperfréquence. Nous envisageons d'autre part l'intégration optoélectronique sur un même substrat d'un laser et d'un transistor bigrille utilisé comme mélangeur hyperfréquence. Dans une seconde partie nous étudions la faisabilité d'une intégration photonique d'un laser GaAs et d'un système optique passif constitué par un guide diélectrique. Nous avons utilisé la méthode du faisceau propagé en tant qu'outil de conception du monolithe et nous démontrons ce concept expérimentalement par l'intégration d'un guide plan diélectrique et d'un laser GaAs. A ce propos nous présentons la technique de gravure que nous avons mis au point pour la fabrication des facettes miroirs, ainsi que l'ensemble des opérations technologiques nécessaires à la réalisation du circuit intégré photonique. Les applications visées ici sont les sources optiques de puissance. Nous concluons cette étude par la réalisation de lasers larges contacts sur substrat InP entièrement réalisés à l'IEMN.

Franck Laloë was a researcher at the Kastler-Brossel laboratory of the Ecole Normale Supérieure in Paris. His first assignment was with the University of Paris VI before he was appointed to the CNRS, the French National Research Center. His research was focused on optical pumping, statistical mechanics of quantum gases, musical acoustics and the foundations of quantum mechanics.
