La technologie Silicium-Sur-Isolant (SOI) a montré ses potentiels dans la poursuite de la miniaturisation des dispositifs CMOS. L'analyse du bruit électrique basse fréquence pour les architectures SOI avancées constitue l'objectif principal de ce travail. Les différentes structures ont tout d'abord été introduites, ainsi que leurs principales caractéristiques et spécificités. L'impact de la réduction d'échelle sur les effets 'body' flottant est mis en évidence et analysé en détail. Le bruit électrique et les différentes sources de bruit internes aux composants MaS sont ensuite présentés. Une attention toute particulière est portée au bruit en l/f dont la source est attribuée aux fluctuations du nombre de porteurs, corrélées ou pas avec les fluctuations de la mobilité. L'impact de la réduction de dimension des dispositifs sur le comportement en bruit des effets 'body' flottant dans l'architecture Partiellement Désertée a été mis en évidence. Dans les transistors à film mince, i.e. Complètement Déserté et Double Grille, l'impact de l'épaisseur de film de silicium ainsi que la qualité de l'interface arrière est analysé. A l'aide des mesures de bruit basse fréquence, un modèle analytique à été proposé pour le profil de pièges dans les empilements de grille avec une couche de HfDz. La contribution de l'interface BOX/substrat au bruit total du dispositif a été étudiée par des simulations numériques.

Les technologies Silicium-sur-Isolant (SOI) ont montré ces dernières années leurs potentialités afin de poursuivre l'incessante réduction d'échelle des dispositifs CMOS. Ce travail regroupe des études expérimentales sur les effets de substrat flottant, le bruit électrique basse fréquence et les phénomènes de porteurs chauds dans les transistors MOS des filières SOI 0.13æm Partiellement Désertées à oxyde de grille ultra-mince. Les architectures SOI ont tout d'abord été introduites, ainsi que leurs principales caractéristiques et spécificités. Un nouvel effet de substrat flottant, le GIFBE, est mis en évidence et analysé de façon détaillée. L'impact de la réduction d'échelle sur l'effet kink est également mentionné. Le bruit électrique et les différentes sources de bruit internes aux composants MOS sont ensuite présentés. Une attention toute particulière est portée au bruit en 1/f, dont le niveau global est plus élevé que dans les filières CMOS SOI 0.25æm. Le modèle de fluctuations du nombre de porteurs permet d'expliquer la plupart des résultats obtenus. Un excès de bruit dû au GIFBE a été mis en évidence. Sa dépendance avec la géométrie a été analysée, et des simulations réalisées. De la même manière que l'excès de bruit dû au kink, de l'ordre d'une décade, il est supprimé par l'utilisation d'architectures à prise. Ensuite, les mécanismes de génération et d'injection de porteurs chauds ont été considérés. Le pire-cas de la dégradation induite par un vieillissement électrique accéléré a été reporté pour Vg=Vd. Les mécanismes responsables de la dégradation en condition de pire-cas ont été identifiés. La saturation de la dégradation a été également soulignée, tout comme des difficultés inhérentes à la systématisation de l'extrapolation de la durée de vie des dispositifs en raison de régimes de dégradation fortement dépendant de la gamme de polarisations de drain choisie.
